Abstract

Properties of a novel structure, 1. 5 mu m GaInAsP/InP bundle-integrated-guide distributed Bragg reflector (BIG-DBR) laser is presented. Low threshold CW operation (I//t//h equals 40mA) at room temperature was demonstrated.
